Blade Runner is great
My Neighbour Toroto sounds good, I plan on watching some more anime films in the new year, so I might watch it then
The Matrix. There is no contest really. It took aspects/influence from loadsa stuff I'm into and shoved it into one amazing film with revolutionary special effects.

You've just named three movies, but I couldn't even narrow it down to three across all the films and genres I enjoy, so I'll put three favourite SF films down. Blade Runner, Alien and 2001.
Try to be reasonable... its easier than you think...

The James Bond franchise.
Everyone knows that.

Can't narrow it down to just one to many movies to choose from. Some of my all time favorites are the Godfather 1&2, The Good, the Bad and the Ugly, The Lord of the Rings Trilogy, Shawshenk Redemption, Saving Private Ryan, Platoon, Letters from Iwo Jima, and Croutching Tiger Hidden Dragon. I could name lots more but I don't want to go on forever.
