When I talked about the price of HBM3, I meant including the interposer. Memory controller on their own shouldn't be too dissimilar in price to make up a big difference in the final price tag.

It's very difficult to reduce the cost of the interposer, it's dead silicon for the most part.

The memory controller is expensive because it needs to be extremely wide with significant caching and pipelining, we are talking 1024-2048-4096bit wide memory controllers here.. And they cannot all sit on the edge of the chip in thin strips, they are large functional blocks.

The wider the bus, the more silicon you need to interface with it.
